Abstract

The advent of metamaterials, e.g. artificially structured materials with physical properties significantly distinct from their bulk counterparts, has ushered in new perspectives in materials science and photonics, and constitutes today a new research frontier. Tailored order at the micro- or nanoscale has unlocked a host of novel opportunities in fields such as harmonic generation, wavefront shaping, and biochemical detection and analysis. Recent progress in dynamic tuning of metamaterial properties (active metamaterials) further promise to demultiply their impact, radically redefining functionality in modern optical devices. This progress has heavily relied on thin films, which consti-tutes fundamental building blocks for many micro- and nanoscale devices today. As dimensions of devices has shrunk, the question of thin film stability has become critical in numerous systems, given that their intrinsic high surface to volume ratio makes them particularly subject to instabilities. Such instabilities are potentially responsible for loss of percolation and disordered geometries, hence threatening both metamaterial integrity and functionality. In this thesis, we propose to investigate the stability of thin optically functional films for application in passive and active 2D-metamaterials (metasurfaces) along two complementary persepectives. In a first perspective, we investigate the possibility to guide pre-defined (or templated) instabilities in thin chalcogenide films to induce prescribed order at the micro and nanoscale through a diverse set of original processes, effectively providing a novel frame for scalable yet high performance metasurfaces. In a second perspective, thin film instabilities are supressed in highly unstable liquid metal thin films, opening up novel perspectives for electronic and optical nanostructures.

Absorption enhancement in thin-film silicon solar cells

Thin-film silicon technology is a major candidate to comply with the ever-increasing global energy demand. The small thickness of silicon allows high industrial throughput and low material usage and subsequently opens new avenues to mass-production of low-cost solar cells. This small thickness, together with the indirect bandgap of silicon and thus its relatively weak absorption of long-wavelength light, requires methods to improve absorption. This is often called light trapping. Light absorption can be enhanced in a thin film solar cell by introducing light scattering functionalities, for example textured interfaces. Of common interest is to know: 1) how far the photocurrent and efficiency of a cell can be improved by applying these geometrical changes, 2) which geometries can satisfy the criterion of high photocurrent generation, and 3) how much the incident angle affects the two previous points. This thesis addresses the mentioned questions. Specifically, amorphous silicon (a-Si) cells are the main subject of focus in the thesis, however, the results and conclusions are applicable to other types of solar cells, and similar structures such as light-emitting diodes. The first part of the thesis is devoted to the electromagnetic theory for thin film multilayers and the numerical methods which were used for optical simulations during the PhD work. These methods are described and compared, and some common sources of numerical error in them are identified. To address the first and the third questions, the limits of light absorption enhancement, photocurrent generation and efficiency in thin-film solar cells are studied. As a result, we obtain the limits of absorption enhancement in thin films with periodic texture, over a wide angular and wavelength range. More specifically, first we extend the statistical temporal coupled-mode theory to the case of thin films with wavelength-scale grating couplers. Then, we use this theory to study the effect of the incident angle and the grating period on the absorption enhancement in an idealized thin film with a thickness of 200 nm and refractive index n=4. We show that absorption in a thin-film solar cell depends strongly on the grating period and angle of incidence; therefore, consideration of oblique incident of light in these cells is a necessity. We provide guidelines for the design of thin-film solar cells with periodic texture. Afterwards, we obtain the limit of absorption enhancement for different structures including a full thin-film a-Si solar cell stack for different grating geometries. We show that for thin-films, hexagonal gratings enhance absorption more significantly compared to square gratings. We identify parasitic absorption as a major bottleneck for photocurrent generation. To deal with realistic cases, we investigate the guided modes of thin-film a-Si solar cells by rigorous simulations (the second and the third question). First, we extract the guided modes of the cells and study them in an equivalent planar model. We show that a plasmonic mode exists for very thin buffer layers. Then, we focus on the effect of texture geometry over a broad angular range by comparing the short-circuit current density (Jsc) of the cells for different grating patterns. We find that based on the cell configuration, the optimal texture may be symmetric or asymmetric. We show that TM polarized light produces higher photocurrent at large incident angles regardless of the texture geometry. In the final part of the thesis, we study two novel configurations for thin-film solar cells. First a plasmonic a-Si cell is considered which does not include a buffer layer. We demonstrate that the Jsc of the plasmonic cell is sensitive to the thickness of the n-doped silicon layer and we find that for an n-Si thickness of less than 10 nm, the plasmonic cell outperforms a conventional a-Si cell. Then we simulate an a-Si cell with a periodic array of ZnO nanowires inside the active layer. Our simulations indicate that assuming a periodicity of around 500 nm, the Jsc is highest for a nanowire diameter of about 300 nm.

Ordered nanostructures on silicon substrates

Silicon is today the main material used in electronics. It is a very advanced and mature technology. It is therefore clear that new technological concepts and materials should be introduced through the integration on the silicon platform. III-V semiconductors, such as GaAs and InAs, are high performance semiconductors, with direct bandgap and high carrier mobility, what makes them very prominent candidates for future electronics and optoelectronics. Lattice, thermal and polarity mismatch have been for decades limiting their integration on Si in the form of thin film technology. The nanowire geometry brings new prospects in this direction by reducing the contact area between mismatched materials,. Now, while growth of defect-free III-V structures on silicon is important, use in applications requires the nanostructures to be placed deterministically following a certain design/order. In this thesis we have studied different mechanisms to obtain ordered nanostructures on a silicon substrate, with the goal of increasing its functionality. The core part of this work was dedicated to the integration of III-V nanowires on Si in the formof ordered arrays. We have considered both GaAs and InAs nanowires. This process has several requirements: substrate fabrication and the growth process should be CMOS compatible, nanowires within the arrays should be grown vertically with a yield close to 100% and nanowires should be clones-looking and performing the same. An additional point to consider is that the fabrication process should be compatible with large scale techniques. The substrate requirements for obtaining ordered arrays of Ga-assisted GaAs nanowires on silicon were identified. In particular, we focused on the initial stages of growth, that turned to be key for achieving a high yield in the arrays. We found that the positioning of the Ga droplet within the predefined holes on the substrate determined whether the nanowire would grow perpendicularly to the substrate. Our HRTEMstudies on the titled nanowires show that the initial nanowire seeds seem to nucleate at the corner of the nanoscale holes. Instead, the crystal seeds of vertical nanowires occupy homogeneously the nanoscale holes. Achieving high yield in the growth of GaAs arrays on silicon also allowed us to study their evolution in time. We demonstrated that there is an incubation time for nanowires to start growing. This incubation time is different from NW to NWand leads to a relatively broad length distribution. We proposed a solution and showed how an increase in the supersaturation in the Ga droplet leads to the formation of homogeneous arrays. Growth of InAs nanowires in ordered arrays on silicon was based on the concept of guided growth. We used a SiO2 nanotube templates to promote vertical growth. Due to the directionality of MBE, achieving growth inside a nanotube was especially challenging. Our results provided new insights on the role of different pathways of the In and As4 adatoms during growth. In this part, large scale patterning by phase shift photolithography was demonstrated as an alternative to the conventionally used electron beam lithography. Stain etching method for producing porous silicon was applied on top-bottom fabricated Si micropillars. This led to geometrically driven electrochemical dissolution of silicon trough the center of the microstructure forming microtubes. The optical properties were also studied and used to produce functional 3D LED.

Magnetic thin films and magnetic nanostructures have become essential components of modern technological applications. Modern branches of magnetisms focus on spin-charge coupling (spintronics) and the collective excitation of spin waves in magnetically ordered materials (magnonics). In particular, spin waves represent a promising charge-free medium to encode and transmit information in the GHz frequency regime, relevant for microwaves technologies. The ever-increasing demand for compact and portable electronic and telecommunication devices leads to the need for further miniaturization and high integration density of their functional components. These aspects have prompted nanomagnetism to venture the third dimension. This development is also motivated by novel physical phenomena and functionalities predicted to arise from three-dimensional (3D) complex magnetic configurations. In order to advance the research in 3D spintronics and 3D magnonics, it will be essential to have control over the fabrication of 3D nanoarchitectures and to access the new properties of individual nanostructures emerging from new complex 3D spin-textures. These two challenges are addressed in this thesis. Ferromagnetic nanotubes (NTs) represent the ideal 3D system for the study of shape dependent static and dynamic magnetic properties. Their magnetic configurations, as well as the spin wave confinement and propagation inside them, can be engineered by changing their geometrical parameters. First, in order to fabricate 3D magnetic device architectures, we explored atomic layer deposition (ALD). The thickness and quality of the thin films deposited with ALD are irrespective of the geometry of the surface on which they are deposited. This characteristic makes it ideal to fabricate 3D nanomagnets by magnetically coating 3D nanotemplates, e.g. nanowires (NWs) in the case of NTs. In this thesis we propose ALD processes for the conformal coating by means of two ferromagnetic materials conventionally used in planar spintronics and magnonics systems: Ni and permalloy (Py, Ni80Fe20), the second material expected to have a lower spin wave damping. By identifying correlations between ALD process parameters and thin film properties we optimized the materials in terms of conformality, electrical resistivity, anisotropic magnetoresistance (AMR) effect, spin wave damping and, in the case of permalloy, also stoichiometry. The optimized materials were then transferred onto GaAs nanowires templates, obtaining ferromagnetic NTs with hexagonal cross sections. We achieved Ni NTs with the lowest resistivity ever reported in similar ALD-grown Ni systems and a large AMR effect. We observed the lowest spin waves damping for permalloy NTs, exhibithing a value comparable with permalloy thin films achieved with conventional planar deposition techniques. Second, we investigated magnetic states and spin waves confinement in nanotubes experimentally and via micromagnetic simulations. We combined magnetoresistance measurements with Brillouin light scattering spectroscopy (BLS) and micromagnetic simulations to study Ni and Py NTs. BLS measurements, performed while irradiating NTs with microwaves, show that these nanotubes form spin-wave nanocavities which impose discrete wave vectors and confine GHz microwave signals on the nanoscale. Our experimental results show that the confinement can be engineered by changing the NT's geometrical parameters and magnetic states.
