Hybrid sequential deposition process for fully textured perovskite/silicon tandem solar cells

Tandem solar cells that feature a high-bandgap perovskite cell on top of a lower bandgap silicon cell have the potential to reach efficiencies > 30%. Here, we present a versatile hybrid deposition method that yields conformal perovskite cells directly on textured silicon bottom cells, a prerequisite to achieve highest photocurrents and hence efficiencies. Furthermore, this low-temperature evaporation/spin-coating 2-step method produces high-quality perovskite materials with different bandgaps, here varied in the range of 1.5 eV to 1.8 eV. This flexibility enables the fabrication of monolithic 2-terminal perovskite/textured Si tandems that feature high photocurrents of about 19.5 mA/cm(2).

Single and multi-junction thin film silicon solar cells for flexible photovoltaics

This thesis investigates amorphous (a-Si:H) and microcrystalline (μc-Si:H) solar cells deposited by very high frequency plasma enhanced chemical vapor deposition (VHF-PECVD) in the n-i-p or substrate configuration. It focuses on processes that allow the use of non transparent and flexible substrates such as plastic foil with Tg < 180°C like poly-ethylene-naphtalate (PEN). In the first part of the work, we concentrate on the light trapping properties of a variety of device configurations. One original test structure consists of n-i-p solar cells deposited directly on glass covered with low pressure chemical vapour deposition (LP-CVD) ZnO. For this device, silver is deposited below the LP-CVD ZnO or white paint is applied at the back of the substrate as back reflector. This avoids the parasitic plasmonic absorptions in the back reflectors, which are observed for conventional rough metallic back contacts. Furthermore, the size and morphology of the LP-CVD ZnO is varied and the relation between the substrate morphology and the short circuit current density (Jsc) is experimentally explored. As a result, the Jsc can be increased by 23% for a-Si:H and 28% for μc-Si:H solar cells compared to the case of flat substrate and the role of the size and shape can be clearly separated. We also explore the optical behavior of single and multi-junction devices prepared with different back and front contacts. The back contact consists either of a 2D periodic grid with moderate slope, or of LP-CVD ZnO with random pyramids of various sizes. The front contacts are either a 70 nm thick, nominally flat ITO or a rough 2 microns thick LP-CVD ZnO. We observe that, for a-Si:H, the cell performance is critically dependent on the combination of thin flat or thick rough front TCOs and the back contact. Indeed, for a-Si:H, a thick LP-CVD ZnO front contact provides more light trapping on the 2D periodic substrate. The Jsc relatively increases by 7 % with LP-CVD ZnO compared to ITO. Then, we study the influence of the thick and thin TCOs in conjunction with thick absorbers like triple junction or mc-Si:H solar cells. Low power high growth rate deposition of microcrystalline silicon

Microcrystalline growth regimes and solar cells obtained in different pressure and silane depletion conditions are studied in a large area KAI-S plasma reactor. The microcrystalline material quality is systematically investigated by Fourier Transform Photocurrent Spectroscopy (FTPS) to evaluate the defect density. It is shown that higher pressure and silane depletion positively affect the material quality. A clear correlation between FTPS measurements and cell efficiency is established, showing that the limiting factor is the material quality of the intrinsic microcrystalline layers. The highest efficiency achieved so far is 8.2% for a 1.2 μm thick microcrystalline solar cell deposited at ~3 Å/s on glass coated with ZnO deposited by low pressure chemical vapor deposition. The efficiency drops to 6.4% for solar cells deposited at 9 Å/s in conditions where silane powder is present in the plasma. Upon modifying the reactor geometry in order to suppress powder formation, solar cells achieve 7.0% efficiency at 12 Å/s. The results can be described by pressure and silane depletion dependent ion bombardment. Transition curves from amorphous to microcrystalline are studied, revealing ion bombardment induced amorphization of the layer at low pressure and low silane depletion. Modeling of the ion energy bombarding the substrate supports this interpretation.

High-performance transparent conducting oxides (TCOs) have significance for optimising PV performance. The efficiency of the resulting solar cells is dependent particularly on achieving high light scattering, low resistivity and low absorption (via low free carrier absorption), in addition to suitable surface morphology for absorber growth quality. These properties have been targeted by systematic exploration of the Atmospheric Pressure Chemical Vapour Deposition (APCVD) growth parameters, in particularly the effect of the tin precursor to water ratio. Using the APCVD process F-doped SnO2 has been deposited on glass using monobutyl tin trichloride with trifluoro-acetic acid as the dopant source. Experiments established that an increased water to tin precursor ratio gave smaller surface features, along with increased electrical mobility and optical transmittance at high reactant ratios. Samples were then used in manufacture of thin film solar cells, which showed enhanced performance, in comparison to commercially available TCO CVD coated glasses, with high quantum efficiency yield. In particular, high water to tin precursor ratios led to much improved open circuit voltages, fill factors and high current densities within the cells. Tandem cells with efficiencies of 10.75% were achieved, which were higher than those produced concurrently using commercially available TCO both on-line 9.50% and off-line 10.20%.
