Résumé

This paper reports a new post-CMOS processing platform for die-level through-silicon-via (TSV) fabrication, based on wafer reconstitution from embedded dies, parylene deposition, stencil lithography, and bottom-up electroplating. The goal of this work is to develop a heterogeneous 3D-integration technique for the applications requiring CMOS-MEMS integration with vertical interconnections.

Three-dimensional integrated circuit

A three-dimensional integrated circuit (3D IC) is a MOS (metal-oxide semiconductor) integrated circuit (IC) manufactured by stacking as many as 16 or more ICs and interconnecting them vertically using, for instance, through-silicon vias (TSVs) or Cu-Cu connections, so that they behave as a single device to achieve performance improvements at reduced power and smaller footprint than conventional two dimensional processes. The 3D IC is one of several 3D integration schemes that exploit the z-direction to achieve electrical performance benefits in microelectronics and nanoelectronics.

Circuit intégré

Le circuit intégré (CI), aussi appelé puce électronique, est un composant électronique, basé sur un semi-conducteur, reproduisant une ou plusieurs fonctions électroniques plus ou moins complexes, intégrant souvent plusieurs types de composants électroniques de base dans un volume réduit (sur une petite plaque), rendant le circuit facile à mettre en œuvre. Il existe une très grande variété de ces composants divisés en deux grandes catégories : analogique et numérique.

Dans le domaine de l'industrie des semi-conducteurs, un via traversant (en anglais through-silicon via) est un contact électrique réalisé dans la verticalité du substrat, permettant d'établir une connexion entre les deux faces. Ainsi les contacts peuvent être repris sur la face du substrat opposée à la face active où se trouvent les dispositifs microélectroniques ou électromécaniques. Le principal intérêt de l'utilisation de via traversants est de pouvoir interconnecter une puce sur une autre, ou sur un substrat (circuit imprimé), par rapport de puce, sans avoir recours à un câblage par fil.
