Air-suspended TiO2-based HCG reflectors for visible spectral range

For GaN-based microcavity light emitters, such as vertical-cavity surface-emitting lasers (VCSELs) and resonantcavity light emitting diodes (RCLEDs) in the blue-green wavelength regime, achieving a high reflectivity wide bandwidth feedback mirror is truly challenging. The material properties of the III-nitride alloys are hardly compatible with the conventional distributed Bragg reflectors (DBRs) and the newly proposed high-contrast gratings (HCGs). Alternatively, at least for the top outcoupling mirror, dielectric materials offer more suitable material combinations not only for the DBRs but also for the HCGs. HCGs may offer advantages such as transverse mode and polarization control, a broader reflectivity spectrum than epitaxially grown DBRs, and the possibility to set the resonance wavelength after epitaxial growth by the grating parameters. In this work we have realized an air-suspended TiO2 grating with the help of a SiO2 sacrificial layer. The deposition processes for the dielectric layers were fine-tuned to minimize the residual stress. To achieve an accurate control of the grating duty cycle, a newly developed lift-off process, using hydrogen silesquioxan (HSQ) and sacrificial polymethyl-methacrylate (PMMA) resists, was applied to deposit the hard mask, providing sub-10 nm resolution. The finally obtained TiO2/air HCGs were characterized in a micro-reflectance measurement setup. A peak power reflectivity in excess of 95% was achieved for TM polarization at the center wavelength of 435 nm, with a reflectivity stopband width of about 80 nm (FWHM). The measured HCG reflectance spectra were compared to corresponding simulations obtained from rigorous coupled-wave analysis and very good agreement was found.

Approches numériques du transport de charges dans les semiconducteurs organiques

Using plastics or dyes like molecular semiconductors to make optoelectronic devices at low cost is a project in industry that is of great interest to the "Information Community" of this beginning of the 21st century. Some applications of this technology have already been realized including flexible flat-panel displays made with organic light-emitting diodes, organic transistors for active matrices, organic solar cells and sensors. In all these applications it is essential to deduce and understand the laws that determine the charge transport and the light emission in these materials. The goal of this thesis is to contribute to the theoretical models that describe these transport processes. In order to predict the behaviour of charge carriers in a given device, one can choose two methods. One can either numerically solve the master equations that describe the general behaviour of charges and currents in each part of the device, or one can simulate the detailed behaviour of each charge in the device by fixing the conditions of its movement using a procedure known as "Monte Carlo". In this thesis I addressed the two approaches. I have been interested successively in the prediction of the electric properties of multilayer light-emitting devices, considered as a whole. Then I was able to understand in detail the processes accruing at the organic-organic interfaces by using the Monte Carlo method. My last project involved the study of the channel of an organic transistor. In each one of these cases I took account of the characteristic features of small molecule organic materials in order to develop models for charge transport for the study and optimization of two important types of organic devices : organic light-emitting diodes and field-effect transistors. Amorphous organic semiconductors are mainly used for the fabrication of organic diodes. They are characterized by an energetically disordered density of states that is assumed to be Gaussian. The transport of charges in these materials occurs via hopping from one molecule to another in this density of states. The correlations between the energies of the molecular sites have important effects on transport ; the dependence of mobility on the applied electric field in particular. If the energetic disorder is due to the random orientations of the permanent dipoles of the molecules, then the correlations between the orientations of these dipoles can profoundly change the spatial configuration of the energetic disorder and consequently the charge transport. Due to the fact that organic diodes often comprise of multiple organic layers, understanding device behaviour at the organic-organic interfaces is of critical importance. Electrons and holes accumulate close to these interfaces and they are therefore more likely to recombine and emit light. The Coulomb interactions between the charge carriers and the energy disorder are at the origin of complex processes taking place at these accumulation regions. I studied these processes through a 3D multi-particle Monte Carlo simulation. The short-range Coulomb repulsion forbids the double-occupancy of the sites and shifts the energy level for injection of carriers across the interface upward, thus increasing the electric current of the diode. The long-range Coulomb interactions increase the electric field and the current at the interface although this increase is less important than suggested by 1D models. Effects related to the hopping process such as the effect of the exact form of the hopping law and backward or return hop at the interface are clearly discussed. The Monte Carlo simulations are cross-compared with an analytical model for hopping transport across the interface. This comparison made it possible to understand other aspects of the physical processes at organic-organic interface and supports the Monte Carlo simulations. The study of the electron-hole recombination showed a decrease of the cross-section with an increase of the applied electric field, but this decrease is less than what can be expected by the classical Langevin theory. In spite of their efficiency, Monte Carlo simulations are not attractive when modelling complex multi-layer diodes. The 1D models are better suited in this case. A 1D model called MOLED, which was developed at Laboratoire d'Optoélectronique des Matériaux Moléculaires (LOMM) for the simulation of the organic diodes, is used and described in detail in this thesis. We used MOLED to explore the effect of the energy correlations on the electric field dependence of the mobility. In fact we simulated the time-of-flight experiment, a common method used to determine of the carrier mobility. The crystalline organic semiconductors achieve mobility performances close or even better than amorphous silicon. Their use for the fabrication of field-effect transistors is thus a good choice. The models for charge transport in crystalline organic materials differ much from their counterparts for amorphous organic materials. Indeed band models are more appropriate to describe charge transport in crystalline organic materials. However it is very important to take into account the effects of electronic polarization in these models. I developed a method of calculation of these effects of polarization in the bulk of the organic semiconductor and I extended it to the case of the interface with a dielectric insulator, a situation encountered in the channel of the organic transistor. These calculations showed that when the polarity of the dielectric increases the inter-molecular transfer integral decreases. This is confirmed by experimental measurements showing increasingly low values of mobility when the permittivity of the insulator increases.

Polarization properties of semiconductor quantum dot and dash lasers

Self-assembled quantum-dots (QDs) represent a distributed ensemble of zero dimensional structures, each presenting a near-singular density of states. The QD size, shape, areal density and optical properties depend on growth parameters, such as growth temperature, growth rate and amount of InAs deposed. QDs are very suitable for optoelectronic device applications as during the epitaxial QD growth the phase transition relieves the strain elastically without introducing defects. Embedded in the active medium of a semiconductor laser diode QD's unique properties lead to improved and often novel characteristics as compared to bulk or quantum-well (QW) devices. In particular In(Ga)As QD lasers on GaAs substrates are of largest interest as the spectral range of their emission wavelength reaches further into the infrared than that of QW lasers of the same material system. The emission wavelength of strained InGaAs QW lasers is limited to about 1150nm, whereas in In(Ga)As QD lasers an emission wavelength beyond 1.3µm is feasible. Such kind of QD lasers performed – as recently reported – ultralow threshold current densities combined with decreased temperature sensitivity, relatively high modulation bandwith, low chirp, which has been already predicted many years ago. Beside quantum dot's application in semiconductor lasers, it has been suggested to use QDs also for the optical active region in so-called semiconductor optical amplifier (SOA). So far, experimentally it was possible to demonstrate in QD SOAs a much faster gain recovery time due to more effective carrier re-filling from excited states than in quantum well structures. Also a smaller noise figure ratio compared to QWs was predicted in QD SOA, but has not been experimentally demonstrated yet. However, two major constraints related to the limit of the high-frequency modulation of QD lasers and the QD SOA's polarization sensitivity are required to be first resolved, before it is possible to implement both technologies replacing QW devices in optical broad telecommunications devices. The polarization properties of semiconductor quantum dot/-dash lasers and amplifiers have been addressed in this PhD thesis. Within this research work – studying systematically several quantum dot and -dash heterostructure of different material families – two major goals have been identified: (1) characterization of the optical polarization properties of quantum dot/-dash structures embedded in the active region of semiconductor optical amplifiers and (2) realization of polarization-insensitive quantum dot based SOAs. Moreover, this thesis focuses on the understanding of the underlying physics being responsible for the QD's polarization and the dependence of the optical gain on the QD's aspect ratio and compositional material contrast. In terms of the experimental work broad area laser devices have been fabricated by applying different clean room processing methods like photolithography, metal deposition, wet and plasma etching. Through a subsequent device characterization using optoelectronic measurement techniques the polarization characteristics of dots and dashes have been accessed. From broad area laser device characterization – measuring the polarization-resolved edge-emitted electroluminescence (EL) – the polarization properties of standard Stranski-Krastanov (SK), closely- and columnar stacked InAs/GaAs quantum dots as well of closely-stacked InAs/InP quantum dots and columnar-stacked InAs/InP quantum dashes – in total 32 devices – have been evaluated. The comparison of the transversal magnetic (TM) versus -electric (TE) integrated EL signal for above heterostructures provided very promising results in order to achieve polarization-independent QD SOA: Starting from standard SK QDs – emitting dominantly in TE mode – it was possible first to enhance the TM EL signal compared to TE by epitaxial shape-engineering of the dot/dash structure of the QD's aspect ratio and the compositional material contrast in columnar-stacked InAs/GaAs (InAs/InP) QDs (QDashes), and then inverting the polarization direction from dominant TE towards dominant TM. The latter polarization transition has been also confirmed by photovoltage spectroscopy (PVS), and as well from room-temperature TM-lasing demonstration – both carried out by our research partner from the Cardiff University, Wales (UK). Introducing the well-known segment contact method for gain measurements, which is based on the analysis of the amplified spontaneous emission (ASE) generated by cavities of different length, it was possible to access both the TM and TE gain of such columnar-stacked InAs/GaAs quantum dots. The work was motivated and funded by the European Union project "Zero Order Dimension based Industrial components Applied to teleCommunications" (ZODIAC) within the sixth framework program. Very fruitful collaborations in order to exchange scientific ideas/know-how and achieving joint results have been established in a pan-European and multicultural inspired environment between four industrial partners – Alcatel Thales III-V Lab (France), Bookham (GB), Innolume – GmbH (Germany), Nanoplus Nanosystems and Technologies-GmbH (Germany) – and three national research institutes – Laboratory for Photonics and Nanostructures (France), The Tyndall National Institute (Irland), Saint-Petersburg Physics and Technology Centre for Research and Education of the Russian Academy of Science (Russia) – and three Universities: École Polytechnique Fédérale de Lausanne (Switzerland), Politechnika Wroclawska (Poland), Würzburg University (Germany). Besides this European ZODIAC project it was possible to establish with the Cardiff University, Wales (UK) a very constructive collaboration.

Near-field imaging

Bloch surface waves (BSWs) are surface electromagnetic waves excited at the interface between a truncated periodic dielectric multilayer and a surrounding medium. This particular solution to the Maxwell equations in stratified media has been known since the late 1970s. However, few studies have been conducted till now on the manipulation and control of BSW propagation over 2D surfaces of photonic structures. There are several advantages provided by BSW propagation on almost flat surfaces. Due to the use of dielectric materials, losses are very low, thus allowing the propagation of BSWs over long distances. Another advantage in using BSWs is the possibility of operating within a broad range of wavelengths by properly designing a suitable multilayered structure. Furthermore, since the maximum intensity associated with BSWs can be tuned on the surface, a strong field intensity increased by several orders of magnitude can be achieved and can thereby enhance the field close to the structure's surface. This tunable localized field confinement is particularly attractive in fluorescence biosensing. In the following, we will use an exemplary BSW-sustaining multilayer as a general platform suitable for manipulating and controlling BSW propagation on its surface in the spectral range of telecom wavelengths. Several 2D optical photonic devices can be implemented starting from an ultra-thin (~ λ /15) polymer layer spun on the multilayer, which can be subsequently shaped as desired. The presence of the polymer modifies the local effective refractive index, enabling a direct manipulation of the BSWs. We experimentally and theoretically demonstrate that BSWs can be diffracted, focused, coupled and made resonating by locally shaping the geometries of 2D photonic devices—such as lenses, prisms, gratings, bended waveguides and waveguide couplers—on the multilayer. One of the main advantages is that these 2D photonic devices can have arbitrary shapes, which are difficult to obtain in 3D. The strong point of the platform concept is that a thin-film multilayer enables standard-wafer-scale production. The top surface can be modified to customize a 2D micro-system by, e.g., e-beam writing, optical lithography, stamping or other replication techniques. Since a BSW can be considered as a 2D wave and it is bounded at the surface of the multilayer, near-field imaging is one of the preferred tools to directly monitor and characterize the near field produced on the structured multilayered surface mentioned above. A multi-heterodyne scanning near-field optical microscope (MH-SNOM) developed in our lab (EPFL-OPT) makes near-field characterization possible. The operation wavelength is in the near infrared range (1460 nm–1580 nm). A polarization-retrieval method is developed in this thesis to measure and characterize the near-field polarization response for arbitrary polarization- sensitive photonic nano-devices, such as photonic crystal microcavities, waveguides, thin films, nanoparticles, spiral gratings and other near-field polarization-sensitive imaging applications. Polarization retrieval is easily accessible in far-field microscopy, but is challenging for the near field. This is because when a SNOM probe interacts with the near field and scatters the signal to the far field, the near-field polarization may be considerably altered. In this thesis, the developed method uses an isotropic region in the vicinity of the nanostructure as a calibration area, whose known polarization properties provide a global criterion to calibrate and quantify the polarization distortion induced by the detection system. It is then applied on the field measured above the structure of interest to compensate and reconstruct its complex field response. We experimentally show the effectiveness of the method on a silicon form- birefringent grating (FBG) with significant polarization diversity. Three spatial dimensional near-field measurements are in agreement with theoretical predictions obtained with rigorous coupled-wave analysis (RCWA). Pseudo-far- field (~10λ away from the surface) measurements are performed to obtain the effective refractive index of the FBG, emphasizing the validity of the proposed method. This reconstruction algorithm makes the MH-SNOM a powerful tool to analyze concurrently the polarization-dependent near-field optical response of any nanostructures with subwavelength resolution as long as a calibration area is available in close proximity.
