Smart Slit Assembly Employing Continuously Tunable MEMS Shutter

Résumé

We present the concept and detailed design of a Smart Slit Assembly for next generation spectrometers, and we experimentally demonstrate operation of an individual 221 mu m x 111 mu m smart slit channel employing a MEMS actuated shutter to continuously modulate the intensity of the optical input signal. The MEMS actuated shutter is fabricated in a 211 mu m thick device layer of a Silicon-On-Insulator wafer by Deep Reactive Ion Etching. Electrostatic comb drive actuators allow an absolute displacement of 52 mu m at 74 V, resulting in a continuously tunable shutter efficiency of up to 99.97% at an operating wavelength of 532 nm.

Mems Shutter Based Variable Optical Attenuator Integrated With Large Core Multimode Rectangular Waveguides

We present the concept and design, and we report on the experimental performance of a broadband Variable Optical Attenuator (VOA) for integration with large-core rectangular multimode waveguides. Operation of an individual 221 mu m x 111 mu m optical waveguide channel employing a MEMS actuated dual-shutter to continuously modulate the intensity of the optical input signal is demonstrated experimentally. The MEMS actuated dualshutter is fabricated in a 211 mu m thick device layer of a Silicon-On-Insulator wafer by Deep Reactive Ion Etching. Electrostatic comb drive actuators allow a displacement of more than 63 mu m at 86 V, resulting in a continuously tunable attenuator efficiency of up to 99.97% at an operating wavelength of 532 nm with a reconfiguration time < 0.5 ms.

High aspect ratio sub-micron trenches on silicon-on-insulator and bulk silicon

This paper reports on the fabrication of sub-micron trenches on silicon-on-insulator (SOI) required in many MEMS devices and on bulk silicon. Trenches in the range of 100-500 nm had been etched with the deep reactive ion etching (DRIE) by using the SHARP (super high aspect ratio process) [1] optimized Bosch process with low frequency (LF) biased substrate. For comparison, the same trenches were etched with reactive ion etching (RIE) based on chlorine chemistry and with the radio frequency (RF) biased substrate DRIE SHARP optimized Bosch process. The comparison clearly illustrates the superiority of the LF biased substrate Bosch process. Aspect ratios of over 20 were achieved with nearly 90 angled and smooth sidewalls. It was found out that the scalloping effect got reduced by decreasing trench width. 200 nm and 150 nm comb-trenches with 200 nm and 150 nm spacing respectively and with an aspect ratio of over 20 were fabricated to demonstrate the controllability and repeatability of the trenches fabrication.
