Nitride

In chemistry, a nitride is an inorganic compound of nitrogen. The "nitride" anion, N3- ion, is very elusive but compounds of nitride are numerous, although rarely naturally occurring. Some nitrides have a found applications, such as wear-resistant coatings (e.g., titanium nitride, TiN), hard ceramic materials (e.g., silicon nitride, Si3N4), and semiconductors (e.g., gallium nitride, GaN). The development of GaN-based light emitting diodes was recognized by the 2014 Nobel Prize in Physics.

Gallium nitride

Gallium nitride () is a binary III/V direct bandgap semiconductor commonly used in blue light-emitting diodes since the 1990s. The compound is a very hard material that has a Wurtzite crystal structure. Its wide band gap of 3.4 eV affords it special properties for applications in optoelectronic, high-power and high-frequency devices. For example, GaN is the substrate which makes violet (405 nm) laser diodes possible, without requiring nonlinear optical frequency-doubling.

Semiconductor device fabrication

Boron nitride

Boron nitride is a thermally and chemically resistant refractory compound of boron and nitrogen with the chemical formula BN. It exists in various crystalline forms that are isoelectronic to a similarly structured carbon lattice. The hexagonal form corresponding to graphite is the most stable and soft among BN polymorphs, and is therefore used as a lubricant and an additive to cosmetic products. The international actions against global warming demands reductions in carbon emission and more efficient use of energy. Energy efficiency in the conversion and use of electricity, as an important form of energy in the modern life, has strong environmental and economical impacts. Power electronic devices determining roles in the overall system efficiency in many applications such as power converters and inverters. Gallium Nitride (GaN) devices have emerged as an superior alternative to the silicon devices and enabled unprecedented efficiencies. GaN-based high electron-mobility transistors (HEMTs) offer excellent characteristics such as high switching speed, low switching and conduction losses, small device size and high power density capabilities. However, such significant increases in the power density and the reduction of device size comes at the price of dramatic increases in the heat fluxes and appearance of hot spots in the device footprint that cannot be addressed using conventional methods. The integration of diamond and GaN has been highly pursued for thermal management purposes as well as combining their exceptional complementary properties for power electronics applications and novel semiconductor heterostructures. In this thesis, we discuss the key hindrances towards realisation of diamond on GaN substrates and devices, and we propose novel solutions for improving the feasibility of diamond-on-GaN integration for efficient thermal management of hot spots in GaN devices and development of diamond devices integrated with GaN devices in the same chip.The growth of diamond on GaN is challenging due to the high lattice and thermal expansion mismatches. The weak adhesion of diamond to GaN and high residual stresses after the deposition often result in the diamond film delamination or development of cracks, which prevents the subsequent device fabrication. In this thesis, a new seed dibbling method is presented for seeding and growing high-quality diamond films on cost-effective GaN-on-Si substrates, which result in significantly larger diamond grains and lower residual stresses (as low as 0.2 GPa) compared to conventional methods. Moreover, the excellent adhesion obtained by this method enabled a reliable polishing of the as-grown diamond films on GaN-on-Si without any delamination, resulting in smooth diamond-on-GaN substrates with sub-nanometer roughness. The high temperature hot spots in GaN devices are addressed by the near-junction heat spreaders using diamond films deposited on GaN. An analytical model for the heat spreading is presented to analyse the performance and optimize the heat spreaders, considering the geometry and thermal conductivity of the heat spreader and the substrate. Experimental demonstration of diamond heat spreaders on vertical GaN diodes together with the thermal characterization of their behaviour shows significant reduction of thermal spreading resistances, hot spot temperatures and temperature gradients from the device footprint, which highlights the impact of such heat spreaders for the thermal management of high power density GaN devices.The diamond films deposited on GaN were also used to demonstrate high-performance diamond transistors integrated on AlGaN/GaN-on-Si substrates with characteristics such as high breakdown voltage, high current density, and high on/off ratio, which opens many new possibilities for the development of power ICs with complementary logics, gate drivers and power

Field-Effect Transistors Based on ZnO Nanowires

Semiconductor nanowires are an emerging class of materials with great potential for applications in future electronic devices. The small footprint and the large charge-carrier mobilities of nanowires make them potentially useful for applications with high-integration density, but also to replace thin-film transistors in large-area electronics. This thesis investigates the use of wet-chemically grown ZnO nanowires for the fabrication of high-performance, low-voltage field-effect transistors (FETs). The first part of this thesis addresses the electrical characteristics of the wet-chemically grown ZnO nanowires. The as-grown ZnO nanowires are highly conductive due to a large charge-carrier concentration caused by dopants unintentionally incorporated into the ZnO nanowires during the synthesis. This large charge-carrier concentration makes it difficult to modulate the conductivity of the nanowires by an external electric field, so that the as-grown wires are not suitable for FETs. A post-growth annealing step is employed to dramatically reduce the charge-carrier concentration of the nanowires which makes it possible to fabricate FETs with useful characteristics. ZnO-nanowire FETs in a global back-gate geometry based on annealed ZnO nanowires have a transconductance of 300 nS, an on/off current ratio of 107 and a subthrehold slope of 500 mV/decade. The maximum field-effect mobility of the annealed ZnO nanowires is around 50 cm2/Vs. An important requirement to obtain good FET characterisitcs is to minimize the influence of the source and drain contact resistance on the total device resistance. The material used for the source and drain contacts in this thesis is aluminum. It is demonstrated that the use of a plasma treatment in the contact regions prior to the evaporation of the aluminum contacts can greatly influence the contact properties between ZnO and aluminum. An argon-plasma treatment locally increases the charge-carrier concentration in the ZnO. It is shown that the doping effect of the argon-plasma treatment can be exploited to reduce the contact resistance between alumiunm and ZnO and improve the electrical performance of the FETs. In the second part of this thesis, the influence of the ambient air on the electrical characteristics of the ZnO-nanowire FETs is investigated. The electrical conductivity of the FETs is strongly affected by the distinct atmospheric conditions, which makes it difficult to obtain reliable FET characteristics. The potential of a self-assembled monolayer (SAM) based on fluoroalkylphosphonic acid molecules to passivate the ZnO nanowires against the undesirable effects of the ambient and to stabilize the electrical performance of ZnO-nanowire FETs is demonstrated. The stabilizing effect is attributed to the formation of a densely packed, hydrophobic SAM on the surface of ZnO and aluminum oxide. The quality of the hydrophobic SAMs is confirmed by means of water-contact-angle measurements on SAM-covered ZnO single crystals that show a contact angle of more than 110°. The third part of this thesis is dedicated to the fabrication of high-performance ZnO-nanowire FETs with patterned metal top-gate electrodes. A top-gate fabrication process is developed that uses a very thin gate dielectric consisting only of an alkylphosphonic acid SAM that can be deposited from solution. The insulating quality of the SAM is investigated for top-gate FETs that utilize either gold or aluminum for the top-gate electrode. Gold top-gate FETs show a transconductance of 1 µS, an on/off current ratio of 107, and a steep subthreshold slope of 90 mV/decade. The thin gate dielectric makes it possible to operate the gold top-gate FETs at low voltages of 1 V and simultaneously reduces the undesired gate current by more than three orders of magnitude compared to gold top-gate FETs that have been fabricated without a gate dielectric (MESFETs). The gate current of the gold top-gate FETs with SAM gate dielectric is as low as 1 pA for gate-source voltages between -1 V and 0.5 V. When aluminum is used for the top-gate electrode, a hybrid dielectric is formed at the interface between the SAM and the aluminum, consisting of the SAM and a spontaneously formed aluminum oxide layer. Owing to the hybrid gate dielectric, the aluminum top-gate FETs are operated with gate currents below 1 pA for voltages up to 3 V. The top-gate fabrication process does not require temperatures above 160 °C, which makes it possible to fabricate FETs on unconventional substrates that cannot tolerate high temperatures, such as glass or flexible plastics. Integrated circuits on single ZnO nanowires that are fabricated on glass and plastic substrates are demonstrated. The maximum switching frequency of the inverters is 1 MHz.

In recent years the use of solid state frequency converters is rapidly increasing in the industrial and power plants where electric machines are installed, since it allows variable speed operations for the electric system, thus becoming a key factor which is capable of increasing the overall efficiency, as well as the global plant flexibility. The benefits that can be reached when electric motors are under investigation can be so enticing, in particular from the perspective of the operating machine coupled to the motor, that drawbacks take a back seat and can be overcome. On the contrary, power electronic for variable speed is generally not used in power generation, since the gains brought out by the present technology are not sufficient to attract anyone's interest. There are some exceptions in the wind- and the hydro power plant businesses, where there are some cases of variable speed already introduced. However in the former applications the output power is limited to some MW, while in the latter the converter is sized only to a fraction of the whole generating power, since it feeds the machine's rotor.This dissertation investigates on a possible electronic converter for power generation in the 40 MW range and above, which is also attracting from both the cost's and the efficiency's point of view, as well as from the operation reliability perspective and thus may be proposed as a breakthrough in this field. Among the possible frequency converters, those ones have been selected which perform natural commutations only, i.e. those that employ thyristors as the semiconductor devices, since the efficiency, the robustness and the relatively high performances are actually the key success factors to be addressed from the beginning. Well known matrix converter topologies will be referred to, as well as new matrix converter arrangements will be brought out and analyzed: their behaviours will be targeted by the dissertation, in particular when different strategies are adopted for controlling the operations. Specifically comparisons will be carried out when the same converter topology is used, but driven by either the well-known cycloconverter strategy or the newly brought out "active generator" one. In addition several generator winding arrangements will be proposed and analyzed, with the aim of increasing the actual feasibility of the proposed solution. Finally some test results on a sized down experimental rig will be analyzed and compared to the simulation outcomes.
